吾人以數值模擬研究半導體雷射之調變。帶有不同調變訊號之泵浦電流直接注入雷射二極體以控制光輸出強度,而不同的輸出響應與作用區光子與電子的存活期有關。在我們的研究中,已得到調變訊號之最佳操作頻率範圍。
We investigate the direct modulation of semiconductor lasers by numerical simulation. Pumping currents with the modulated signals are directly injected into the laser diodes to control the intensities of output lights. Distinct output responses depend on lifetimes of photons and electrons inactive regions. In our study, the optimal operational frequency ranges of the modulated signals are obtatined.
